The electro-ultrasonic spectroscopy was used as a non-destructive testing method for the magnesium composites evaluation. AC current varying with frequency fE and the ultrasonic signal varying with frequency fU are applied on the conducting sample and a new intermodulation signal on the frequency f m given by the superposition or subtraction of exciting frequencies is measured on the sample. We have measured on intermodulation frequency fm = fE – fU. This method can be used as a diagnostic tool for the quality and reliability assessment. The sample resistance is influenced by the ultrasonic signal. The ultrasonic signal changes the contact area between the conducting grains in the sample structure and then resistance is modulated by the frequency of ultrasonic excitation. The electrical charge and also the electrical current flowing through the sample structure are conserved. In case the contact area between the conducting grains is changing then the current density is changed. This leads to the resistivity change of measured structure. We suppose that for the sample with more defects in the structure the influence of the ultrasonic signal is more pronounced and the resistance change is higher. and Pomocí elektro-ultrazvukové nedestruktivní spektroskopie byl testován vzorek z hořčíkové slitiny. Tímto se mění proudová hustota ve vzorku, protože elektrický náboj a proud procházející vzorkem jsou konstantní. Předpokládáme, že vzorky, které obsahují více defektů ve své struktuře, budou mít vyšší hodnotu změny odporu než vzorky bez defektů.
Experiments were carried out for n-channel CMOS technology. Electron concentration in the channel decreases linearly from the source to the drain contact. Diffusion current component is independent on the x-coordinate and it is equal to the drift current component for the low electric field. Lateral component of the electric field intensity is inhomogeneous in the channel and it has a minimum value near the source contact and increases with the distance from the source to the drain. It reaches maximum value near the drain electrode. and Článek se zabývá transportem nosičů náboje v kanálu tranzistoru typu MOSFET za předpokladu, že pohyblivost elektronů nezávisí na intenzitě podélného elektrického pole, určeného napětím na kolektoru a koncentrace elektronů v kanálu je exponenciální funkcí rozdílového napětí mezi elektrodou hradla a křemíkového substrátu. V tomto případě je celkový proud složen z proudu driftového a difuzního a je určen poměr mezi oběma složkami. Za těchto předpokladů je odvozeno rozdělení koncentrace nosičů a závislost napětí na poloze v kanálu.
Low-frequency noise in MOSFETs is given mainly by 1/f-like noise and RTS (random telegraph signal) noise components, generated by charge carriers capture and emission by traps near channel. In this paper experimental results on RTS noise amplitude and mean capture and emission times are analysed as a function of applied bias and temperature and traps characteristics, such as activation energy and their position in channel are estimated. and Nízkofrekvenční šum v tranzistorech MOSFET je dán především složkami se spektrem typu 1/f a šumem RTS (random telegraph signal), vznikajícím v důsledku zachycování a uvolňování nosičů náboje na pastech v blízkosti kanálu. Článek podává souhrn experimentálních výsledků o závislosti amplitudy RTS šumu a střední doby zachycení a emise na aplikovaném napětí a teplotě, na jejich základě lze pak stanovit některé charakteristiky pastí, jako aktivační energii nebo polohu v kanálu.
